17 July 2015 – Mini-Circuits has released to market five popular MMIC amplifiers in unpackaged die form, allowing direct integration into customer hybrids with minimal space requirements.  Each of the amplifier dice may be ordered from stock in gel-paks (-DG+ model number suffix) of 10, 50, or 100 KGD, as well as in partial wafers (<5000 KGD, -DP+ model number suffix) and full wafers (-DF+ model number suffix) by request from authorized Mini-Circuits sales representatives.

PHA-1-D+ is a high-dynamic range unpackaged MMIC amplifier die operating over the 0.05 to 6 GHz frequency range.  IP3 performance of +38.8 dBm with low power consumption makes this model ideal for driver amplifiers in complex waveform up converter paths, linearized transit systems, ultra-high dynamic range receivers and more.  It provides 13.6 dB gain, +22 dBm P1dB and 2.1 dB noise figure.  The amplifier operates on a single 5V supply and provides good input/output return loss without the need for any external matching components.  The PHA-1-D+ is available off the shelf starting at $14.95 each (10 KGD gel-pak price).

AVA-183A-D+ is an ultra-wideband microwave MMIC amplifier die covering applications from 5 to 20 GHz including military EW, radar, DBS, satellite systems and more.  This model integrates the entire matching network and the majority of the bias circuit, minimizing the need for complicated external circuits and simplifying board layouts.  It provides 13.5 dB gain with ±1.8 dB flatness, +19 dBm P1dB, IP3 up to +34 dBm and 39 dB reverse isolation.  The AVA-183A+ is available from stock starting at $21.95 each (10 KGD gel-pak price).

GVA-62-D+ is a flat-gain, high IP3 MMIC amplifier die operating from 0.01 to 6 GHz with 15.5 dB gain and ±0.5 dB flatness over the 50 to 4000 MHz band.  Fabricated using InGaP HBT technology, this model provides +19.8 dBm P1dB and +33.8 dBm IP3, making it ideal for many wideband, high-dynamic range applications.  It operates on a single 5V supply and provides good matching over its entire frequency range without the need for external matching componentry.  The GVA-62-D+ is available off the shelf starting at $14.45 each (10 KGD gel-pak price).

GVA-63-D+ is a flat-gain, high IP3 MMIC amplifier die operating from 0.01 to 6 GHz with 22 dB gain and ±1.3 dB gain flatness over the 50 to 3000 MHz band.  Fabricated using InGaP HBT technology, this model delivers wideband performance with +19 dBm P1dB and +33 dBm IP3, making it an excellent candidate for wideband, high dynamic range applications including base station infrastructure, portable wireless, CATV, LTE and more.  The amplifier operates on a single 5V supply and provides good input/output return loss over its full frequency range without the need for external matching components.  The GVA-63-D+ is available from stock starting at $14.45 each (10 KGD gel-pak price).

GVA-123-D+ is an ultra-wideband flat gain MMIC amplifier die operating over 0.01 to 12 GHz with outstanding gain flatness of ±0.7 dB over the 0.05 to 6 GHz band, supporting a wide variety of applications from cellular and satellite to test instruments and more.  Fabricated using InGaP HBT technology, this model operates on a single 5V supply and provides P1dB as high as +17.1 dBm and IP3 up to +29.8 dBm.  The amplifier achieves very good input and output return loss over its full frequency range without the need for external matching components, saving board real estate and reducing system component count.  The GVA-123-D+ is available from stock starting at $18.95 each (10 KGD gel-pak price).
